Wolfspeed Adds 250W GaN HEMT to RF Power Devices

Wolfspeed, A Cree Company and a maker of GaN-on-SiC monolithic microwave integrated circuits (MMICs) and high electron mobility transistors (HEMTs), has added a 250W component to its line of 50V unmatched GaN HEMT RF power devices.
The new 250W part features a frequency range up to 3.0GHz and boasts the highest efficiency of any comparable GaN device available.

The CGHV40200PP is a 50V unmatched GaN HEMT device rated for 250W, 3.0GHz operation. It features 67% efficiency (at PSAT), and at 1.8 GHz it has 21dB small signal gain. According to Wolfspeed, the new GaN HEMT enables RF designs with fewer components in smaller and lighter linear amplifier circuits for S-band radar as well as commercial and military wireless communications applications.

The new 50V GaN HEMT devices can replace multiple silicon LDMOS devices or several lower-power GaN HEMTs with a single device. The company packages the GaN devices in a four-leaded metal-flanged ceramic “Gemini” package. Also, the company says that the new 250W GaN HEMTs can operate efficiently at full rated power, thereby reducing the need for complex thermal management.

Potential Applications for the GaN HEMT

Potential applications include those for radar equipment (UHF, L-, S-band), military communications systems, electronic warfare (EW) systems, as well as RF applications in the industrial, medical, and scientific (ISM) band.

Wolfspeed says that compared to conventional silicon and gallium arsenide (GaAs) devices, its GaN-on-SiC RF devices offer wider bandwidths as well as higher efficiency, higher breakdown voltage, higher temperature operation, and higher power density all of which are crucial for making smaller, lighter, and more efficient microwave and RF products.

The company now produces the CGHV40200PP GaN HEMTs in volume, and they are available immediately from Wolfspeed distributors Digi-Key and Mouser. Wolfspeed’s proprietary Large Signal Models support these RF devices are supported by proprietary Large Signal Models. These Large Signal Models are available for customers at portal.cree.com.
